Sub-domain or an international domain

I have a US website. Let's call it abcxyz.com

If I want to build a German website and aim for traffic from Google.de, which should I choose?

1. abcxyz.de
2. de.abcxyz.com
3. abcxyz.com/de/

Google always offers more priority for local search with country oriented domain name hence abcxyz.de domain name id better for German search engine for getting better search ranking within shorts time.
